Numerical Investigation on the Temperature dependent Impedance Characteristics of Far-Infrared Quantum Cascade Lasers

Abstract Quantum Cascade Lasers (QCLs) as Terahertz (THz) frequency sources offer a potentially viable solution for new applications in mid and far-infrared bands. This research work exhaustively investigates the temperature dependence on impedance of dependent operating at 116μm, first time. In 90-stage QCL considered work, cold finger is varied from 15K to 45K. When device biased 0.6A current along with 45K, magnitude intrinsic was found be 23.91mΩ, 4GHz. As increased response becomes flat stays constant. At 45K an injected 1.5A, maximum 3.1mΩ obtained. The resonant characteristics increase temperature. Also, it observed that decreases current. impact are detailed prospective Radio over Fiber (RoF) applications.
